Deep UV LED output power record

Japan's Institute of physical and chemical science and Technology Agency announced 25, a research team developed their wavelength is 250 nm deep ultraviolet light emitting diode (LED) in the world's first successful implementation of the high output power of 15 MW, the electron injection efficiency increased by 80%. This kind of deep ultraviolet light emitting diode is 7 times higher than the current maximum output power of the same kind of equipment, which has good sterilization effect and can decompose dioxins and other harmful substances at high speed. The research results have been applied for patent in February 24th, the paper is scheduled to be published in the March 25th issue of Applied Physics letters.

At wavelengths between 220 nm to 350 nm high power light emitting diode in deep ultraviolet sterilization, clean water, medical treatment, high density optical recording, high color LED illumination and high-speed decomposition of pollution substances are widely used in such areas. So far, deep ultraviolet light by excimer laser and laser gas and solid medium of ultraviolet laser and gas lamps for the mainstream, but there are large volume, short service life, the shortcomings of high price, difficult to practical application. The use of semiconductor high brightness deep UV LED and deep UV LD, can be miniaturized, get cheap, efficient and long life of the UV light source, the application of a broader prospect.

AlGaN material is considered to be the most ideal materials for deep ultraviolet light, the upper research team through the multi quantum barrier reduced AlGaN buffer layer dislocation density and the electron block layer is inserted into the quantum well light emitting layer, to achieve the world's highest power output. The results of the study broke the previous deep UV LED is not possible to achieve high efficiency of the understanding, the success of the UV output power to achieve practical level. At the same time, the multi quantum barrier is not only for the ultraviolet light emitting elements, has been applied to the blue LED, green LD and LED, white LED lamp efficiency is also possible.

In the sterilization, ultraviolet sterilization efficiency is the highest in the wavelength domain near 250 nm to 280 nm, and the decomposition of organic matter, dust, difficult to decompose dioxins and other pollutants, with the wavelength of 270 nm to 320 nm UV irradiation with titanium oxide photocatalyst ultraviolet radiation decomposition system has good effect. The research team plans to further improve the sterilization wavelength of 250 nm to 280 nm with the deep ultraviolet efficiency, high efficiency to realize the wavelength of 220 nm to 390 nm wide wavelength, and high power output of deep ultraviolet in-depth research, in order to improve the efficiency of the current 1.5% to ten digit percentage points.
